Ferroelectricity in six-ångström-thick two-dimensional gallium oxide
a, Polarization-dependent SHG response under laser (1064 nm) excitation on a 0.5-UC-thick 2D-Ga2O3 film is shown. b, SHG response spectra at different temperatures during the in-situ SHG testing of a 3-UC-thick film. c, The SHG response spectra before and after in situ heating of a 3-UC-thick film. The SHG response intensity disappears at 1373 K and reappears upon cooling to room temperature, demonstrating that this process is a reversible phase transition from the ferroelectric phase to the paraelectric phase. d, Benchmark of film thickness versus Curie temperature in thin ferroelectric films (<100 nm). The materials include BaTiO381, AgCrS237, Y:HfO282, HfO2-ZrO283, Sm:Bi2O315, In2Se330. e, Phase hysteresis loops measured by PFM at different in situ heating temperatures on 0.5-UC-thick FE 2D-Ga2O3 film. The generation of ferroelectric signals is fundamentally linked to the breaking of inversion symmetry in the crystal structure. SHG is highly sensitive to both the in-plane crystal symmetry and the built-in polarization of a single layer84. SHG exhibits ferroelectric properties because the net polarization breaks inversion symmetry, leading to a non-vanishing second-order nonlinear optical susceptibility, χ(2). As a result, SHG is a powerful tool for identifying potential ferroelectric behavior in materials85. In particular, SHG is instrumental in characterizing the breaking...
